Defect management

I'd like to know how the highest yield killing process by defect in the semiconductor manufacturing processes. And it is possible to know the exact number of failed chips by defect? I guess the engineer who is in charge of defect management can help me to have the answer. Thank you in advance

    Finding defects in chips are not easy. It also depends on the magnitude of the defects and the resolution of the characterization techniques. What kind of defects are you referring to?
