| 본 실험실의 연구분야는 화합물 반도체의 결함준위(defect levels), 광전기술(photoelectric techniques), luminescence 및 band structure 등을 중심으로 하고 있다. 특히, 반도체 소자의 기본이 되는 에피층(epilayer), 이종접합(heterojunction), 태양전지(solar cell), 발광다이오드(light-emitting diode), 양자우물(quantum well; QW), 초격자(superlattice; SL), 고 전자 이동도 트랜지스터(high electron mobility transistor; HEMT) 및 양자점(quantum dot; QD) 등의 다양한 복합 구조에 대한 물성 연구를 수행하고 있다. 주요 장비로는 진공 증착기, Ar 이온 레이저(4880Å), He-Ne 레이저(5435Å, 6328Å), 저온장치(10K), 급속 열처리장치, DLTS(deep level transient spectroscopy), TSC(thermally stimulated current), PICTS(photo-induced current transient spectroscopy), PR/ER(photo- and electroreflectance), PL/EL(photo- and electroluminescence), PC(photocurrent), 및 PV(photovoltage) 장치 등을 보유하고 있다. |
